Integrated Heat Spreader Alignment and Control During Cure Using the Spring Clip

Disclosed is a method that incorporates an XY alignment leaf in the spring clip design. This design references two opposing corners of the integrated heat spreader (IHS) and maintains alignment to the center of a carrier pocket. Benefits include eliminating the need for additional précising by the chuck.

Background

The current state of the art places and aligns the IHS lid by using a vacuum chuck with a set of précisor bearings. The following steps are involved in the current IHS lid placement procedure:

  1. An IHS clip is mechanically compressed by the chuck.
  2. The chuck and IHS clip then move to a position over the IHS lid (either a tray or coin feeder system).
  3. The IHS lid is retained under the IHS clip by several vacuum arms on the chuck.
  4. The IHS lid is précised to the chuck by roller bearings on opposite corners on the lid.
  5. The IHS lid and IHS clip are both held independently by the chuck.
  6. The chuck inserts the IHS clip and lid simultaneously into the carrier, pinning the IHS lid between the substrate die and the IHS clip leaf spring.

However, this procedure� causes heat spreader misalignment yield loss, and the current chucks� are unable to précise lids of various sizes and rotational positions.
