Abstract

Disclosed is a device for lot record identification method on organic chip carrier. Usually each organic laminate product has a product identification (ID) such as a lot number or a production date code to trace the product history at product problem or customer inquiry. Recently it has became difficult to use silk screen method that is the most typical ID method for laminate maker for chip carrier laminate or a chip size package, because its product body size has became small in comparison with the size of each silk screen character. Another method of laser marking can draw smaller characters than one of silk screen printing but it requires some limited ID area because it gives physical damage to the surface of laminates and moreover it takes longer process time in case of many product numbers on one panel. Therefore, our inventors proposed the following method to resolve the above inconvenient conditions at the laser marking case.

Therefore, our inventors proposed the following method to resolve the above inconvenient conditions at the laser marking case.
1) For ID area, it is used the surface beside the laminate (Z-surface) instead of on it (XY-surface)
2) For shortening the ID time, bar code is applied at the same time by laser or ink printer to the
