A method has been proposed to significantly reduce the time required to test array products in semiconductor manufacturing processes. The proposal suggests having the tester register the fail cells in the main array and by means of a tailored software the fail in the main array is repaired by use of a redundant array.

In 8/9 word redundancy schemes, the redundant array is essentially divided into eight repairable octants. However, only one octant may be repaired at a time because the octant address must be coded into the 3 redundant address inputs using DC levels. Under previous conditions, the device would have to be tested 9 times (1 pass per octant plus the main array) and then sort to the results. When the redundant address matches the main array address, the redundant array is substituted in place of the failing main array octant, thereby repairing it.

The system used to test the array device is a SPACE Array Test System controlled by a unified test system (UTS) which is the system controller containing all the routines for system operations. The proposed redundant software is another routine that has been incorporated into the UTS.

The product program consist of two parts: main array performance test and repair verification. The main array is tested first. The new routine checks after each test section to see if an error has occurred. If no error occurs in the main array, the software defaults to replace the redund...
