Abstract

The Mini Conformal Cold Plate is a small copper structure that is conformally interfaced (e.g., using OSTALLOY, product of Arconium Corporation of America) with the back side of a semiconductor chip to be cooled, as shown in Figs. 1 and 2. Cooling water enters the center cavity and impinges on a Cu base, which is in contact with the chip. The water exits this central cavity through eight radial slots to a collector ring and out through the outlet port.
