Abstract

The Test System Verification Fixture (TSVF) makes it possible to perform a Matrix/Prober interface test of the 96 system channels available from an analog tester to the output connectors of a Matrix/Prober Interface Box (IB). Referring to the figure, an analog tester 10 is connected via analog cable 12 to the IB 14. The IB enhances the interface connection of the analog cable 12 to the Prober 16 which is used to test integrated circuits during various stages of manufacture. Prober 16 is connected to IB 14 via output connectors 18 and 20. The analog tester 10 has ten Force Measure Generators (FMGs) which are used for applying voltages and currents necessary to test the integrated circuits. Additionally, matrix cards and multiplexer cards are included in analog tester 10.

Prober 16 is connected to IB 14 via output connectors 18 and 20. Additionally, matrix cards and multiplexer cards are included in analog tester 10. The 96 output channels from analog tester 10 are each tested individually against each of the ten FMGs. The TSVF is required in order to conduct a Matrix/Prober interface verification test, which provides the system user with the performance of the FMGs, Matrix Cards, Multiplexer Cards, Analog Cables and the IB. A Probe Ring which contains the probes to test the product is connected to the IB at the connectors 18 and 20. The IB's function is to direct the 96 analog channels contained in the analog cable 12 to either connector 18 or 20. The three major attributes of the TSVF are as follows: 1) overall speed of performing a complete test of all 96 channels, 2) enhanced correction and ease of use, and
3) the number of channels verified per test program loop.
