Biphase Modulator

This biphase modulator for use in microwave or mm-wave digital communication systems is based on the nonreciprocal character of space-charge wave propagation in semiconductors.

A given length of semiconducting material is biased with a voltage V such that the carriers drift at a velocity v. Space-charge waves traveling with the drifting carriers along the semiconductor body are excited by applying microwave signals IN to a coupling electrode A at one end of the body. These signals are extracted downstream at one or more output coupling electrodes B, C. When B and C are arranged at a distance equaling an odd number of half-wavelengths, the extract-about OUT signals are 180 degrees C shifted in phase. Thus by keying switch T, a biphase modulated OUT signal is obtained.
