Abstract

Water soluble fluxes, suitable for use in module stacking and integrated circuit chip joining, have the following general composition: 1.) Polyoxyethylene glycols or derivatives (copolymers) with ether, alcohol or ester end groups. 2.) Primary, secondary, and tertiary amines. 3.) Nonyl-phenol ethylene oxide adducts and/or fluorochemical anionic, cationic, and nonionic surfactants. 4.) CELLOSOLVE's* or substituted CELLOSOLVE'S having 1-4 carbons and/or alcohols having 1 to 8 carbons. Specific formulations are, by weight: I Polyoxyethelene glycol (CARBOWAX 1500*) 0.6 gram Triethanolamine 3.0 grams Nonyl-phenol (ethylene oxide)(n)(IGEPAL 5O3**) 0.

Polyoxyethelene glycol (CARBOWAX 1500*) 0.6 gram Triethanolamine 3.0 grams

Nonyl-phenol (ethylene oxide)(n)(IGEPAL 5O3**) 0.2 gram II

Polyoxyethylene glycol (CARBOWAX 1500) 1-19% Triethanolamine 1-50% Nonyl-phenol (ethylene oxide)(n)(IGEPAL 503) 0.1-5% Butyl CELLOSOLVE III
