Abstract

Silicon-controlled rectifiers SCR's are used as storage elements of memories. Writing information into SCR 18 is done with sequentially occurring reset and write steps. The reset step is accomplished by raising sense line 14 to positive potential E while leaving main word line 12 floating. This reduces the current flow through SCR 18 to zero thus turning such SCR off. Once the SCR's of a word line are all off, information is stored in the memory by turning the SCR's at certain of the bit positions on to write a 1. This is done by reducing the potential on line 14 while a control pulse is applied to word control line 19. At those bit positions where line 14 is not reduced when the pulse is applied to line 19, the SCR remains off to store a 0.

With the writing of information in a word line complete, line 12 is connected to ground potential and the potential on line 14 is reduced. Reduction of the potential on line 14 and the grounding of line 12 do not effect the state of the SCR's because no pulse is applied to line 19. To read the information stored in SCR 18, word line 12 is again made floating causing any current flowing through it and diode 11 to switch to the path through diode 13 and line 14 where the state of SCR 18 can be sensed.
