Abstract

GaAs specimen 1 exhibits nonlinear current-voltage characteristics as shown in A. Such occurs when the applied voltage exceeds the critical voltage for a time t insufficient to nucleate a high-field domain. In B, when specimen 1 is positioned in input wave-guide section 3 supporting a mode at frequency f, the period tau = 1/f is insufficient to form a high-field domain, a signal rich in harmonics is generated. Output wave-guide section 5 capable of supporting an odd harmonic nf of the generated signal is connected by E-H tuner 7 and transition section 9 to section 3. Tuner 7 is adjusted to optimize power transfer to section 5.
