Abstract

Described herein is a manufacturing method for metal core printed wiring board. The characteristic of this method is to fill up with the powder resin in the hole of metal core in order to form the insulation layer in this hole. After filling up, this metal core is applied with copper foil and pre-preg, and laminated with vacuum heat press equipment.

Method for Manufacturing Metal Core Printed Wiring Board

       Described herein is a manufacturing method for metal core
printed wiring board.  The characteristic of this method is to fill
up with the powder resin in the hole of metal core in order to form
the insulation layer in this hole.  After filling up, this metal core
is applied with copper foil and pre-preg, and laminated with vacuum
heat press equipment.

      A prior method fills up the applied pre-preg resin in the hole
of metal core.  This method causes the shortage of resin quantity in
the case of thick metal core and many holes in metal core.

      The filling up method described in this article solves the
resin shortage problem of the prior method by using powder resin. The
material of resin has the same characteristic of the applied pre-preg
because the same melting point makes the uniform hardening condition.

      The construction of this board is shown in Fig. 1.  The process
flow chart of this board is shown in Fig. 2.

      The points of the manufacturing method follow:
      1) The method of making hole uses press punch die or etching.
The former has the merit of mass-production, but attention is paid
for warpage.  The latter is suitable for a small quantity production
and design changing phase.
     2) The surface treatment of the metal core is needed to get a
