Abstract

A twin-grooved, concave bonding tool (Figures) provides for ultrasonically bonding a wire simultaneously to two electrically conductive pads. The concave serves to position the wire. The twin grooves provide for positive gripping and fast tool-to-wire coupling at each of the two bondsites.

Twin-Grooved Bonding Tool

A twin-grooved, concave bonding tool (Figures) provides for
ultrasonically bonding a wire simultaneously to two electrically
conductive pads.  The concave serves to position the wire.  The twin
grooves provide for positive gripping and fast tool-to-wire coupling
at each of the two bondsites.

After bonding, the wire is pulled (at an angle above the
horizontal) to break the wire at both ends of the bond.  The twin
grooves help to assure well-bonded wire ends, thereby controlling
bonded wore length and assuring the appropriate fracture mode (a
clean break with no elongation on the bonded portion of the wire) at
both ends.
