crack failures.

Background

Die crack failures (the top customer issue for FCBGA products) occur because the unit bends in the current tape and reel mechanism (see Figure 1). The mechanism (see Figure 2) places a unit horizontally in the tape. It is then reeled before it is sent for shipping. However, the reel mechanism causes the unit to be bent, and creates a tensile stress on the die surface. This stress eventually cracks the die and creates customer-return units.

Currently, this problem is addressed by minimizing the manual pulling of the tape during the end of the tape and reel process, and by instructing customers on the proper handling procedures.

General Description

The disclosed method reduces the bending force by decreasing the distance between the supports and increasing the height of the solid. The concept of vertical unit placement decreases the probability of die crack failures significantly. The chances of the solid cracking is 64 times more likely when using the current tape and reel, compared with the disclosed method. Therefore, it minimizes the risk of die crack issues that are currently seen in production.
