Start with standard layered laser material and add ohmic contacts.
Use the ohmic contacts as masks to plasma-etch or ion mill the laser region
Proton bombard or oxygen implant at an angle to produce semi insulating
regions. See Original Page 2859
Coat with a thin layer of Au and provide photoresist which forms a mask for a
plated heat sink. Similar photoresist areas are also formed in the regions where
the lasers will be cleared. See Original Page 2860
In the final step a low stress Au plating is provided. This plating can be thick
(one to several mills) while the laser region is small (2-5 Mu m) so that a nearly
planar top surface is established. The lasers are then cleaved apart. The plated
areas can be relatively large even if the layers are extremely small so that
bonding and mounting problems are minimized. Either or both sides can be
easily heat sinked. Further, the plating can be tailored to provide easy,
specialized mounting for single devices or arrays of devices.
