A hollow piston 10 is held against a semiconductor chip 12 mounted on a substrate 14 by a spring 16 for cooling purposes. The hollow piston is formed by stamping and forming, and the piston is filled with thermally conductive and electrically insulating light weight material 18. The use of a light piston and long weak spring, as shown, reduces damage to the chip 12 from shock while the steel wool improves the heat transfer characteristics.
