Delay and Power Tolerance Regulator for FET Logic

The short-circuit load current of a single depletion-mode FET logic device on an integrated circuit chip is monitored and compared to a reference current. By suitable regulation of the substrate voltage, the short-circuit load current of the device is forced to remain substantially constant. This compensates for process and device tolerances as well as temperature effects and, therefore, improves the power-delay product for all of the circuits on the chip.
