Diamond Coated Thermode
Coating metallic thermode surfaces with a thin diamond film, formed by vapor
deposition, is a cost-saving means compared to bonding industrial diamonds to
the thermode face.
Referring to the Figure, thermode 1 is used to make thermocompression
bonds between copper beams 2 on a carrier tape 3 and metal bumps 4 on a
semiconductor chip surface 5. A diamond layer 6 is used on the thermode to
provide optimum heat transfer when bonding is done. The industrial diamonds
conventionally used are costly and bonding of them to the thermode face is a
To coat the thermode face with a thin film of diamond by means of a plasma
deposition process, it is placed in a plasma chamber and heated. Methane
carrier gas is introduced and radio frequency plasma generated. The methane
breaks down and a diamond film is deposited on the face of the thermode.
In addition to savings realized with the thin diamond film, it is possible to
reuse the thermode by recoating the face with an additional film when the initial
film wears out. With the conventional diamond layer, it is necessary to discard
the tool when the diamond layer wears out.
