Abstract

A cold plate has a metal body that is approximately square as seen from the top, and the edges of the cold plate define an X-Y coordinate system that will be used to describe the parts of the cold plate. The body is adapted to be attached to the upper surface of the hat of a TCM or to be integrated with hat. The hat is part of an enclosure for a circuit module, and it has an array of cylindrical pistons that each contact a semiconductor chip and thereby establishes a conductive heat transfer path to the cold plate from the chip. These features of the cold plate and the module are conventional.
