Phase Material Thermode
A thermode is described which has the ability to remain at constant
temperature as heat is transferred from the device during attachment of
components to circuit cards.
The thermode is constructed as shown in Fig. 1. Choose the phase transition
material (solid to liquid to solid; pure or alloy) such that its constant temperature
throughout the phase transition process (liquid to solid) is the temperature
required at point D for the solder reflow process. With the thermode away from
the potential joint, apply energy flux (laser, electricity, infrared, etc.) to "heat" the
thermode and cause the transition material to completely liquify. Clamp the "hot"
thermode to the joint to be formed and dwell until solder reflows. Choose the
mass of C such that it does not completely solidify before reflow is complete.
Unclamp and let joint cool. Reheat thermode and repeat.
