Abstract

CTS (complementary transistor switch) and Harper-PNP cells use cross- coupled SCRs (silicon-controlled rectifiers) as loading and switching elements. A key factor which determines these cells' READ/WRITE performance is the AC response of their SCR devices. This is especially true for an unclamped CTS cell. Accurate saturation models of the integrated SCR structure are essential for design functionality and performance prediction. Today, measurements of SCR performance are done mainly by DC characterization (such as V-I curves, N-curves, etc.). Any AC evaluation will have to be carried out by more detailed array cross-section simulations, which often are laborious and time consuming. A more direct approach, hence, will be desirable.
